Joffrey from Game of Thrones. His death was very satisfying.
Scrappy Doo.
Any of the main characters of Seinfeld. It's hard to pull off a comedy where all your main characters are completely unlikeable on their own. But they did and I think the show's ending was great.

Movies.
Percy Whetmore Green Mile.
Delores Umbridge. Harry Potter.
Anakin Skywalker. How in the heck did this whiny little puke ever turn into the biggest baddest tough guy villain in the galaxy?
